Institute of Engineering Division of Applied Chemistry Hisashi Murakami Associate Professor and Professor Yoshinao Kumagai received the 46th Best Paper Award of the Japan Society of Applied Physics on March 14, 2025.
Award Name
The 46th Best Paper Award from the Japan Society of Applied Physics
Award outline
Award Title
Vertical β-Ga2O3 Schottky barrier diodes with trench staircase field plate (Applied Physics Express, Vol. 15, No. 5, 2022, pp. 054001 1-3)
Award Overview
The award will be given to authors of outstanding original papers published in the journal Applied Physics Express (Vol. 15 and Vol. 16) in 2022 and 2023 that contribute to the advancement of applied physics.
The research team was recognized for using beta gallium oxide crystals, which are expected to be a semiconductor material for next-generation ultra-low loss power devices, and for realizing a Schottky barrier diode (SBD) with excellent characteristics by using a trench structure and a stepped field plate.
